Краткое описание

Structural transformations in thin Ge2Sb2Te5 films for phase-change memory applications have been studied by differential scanning calorimetry. As-grown, amorphous films have been shown to undergo structural transitions to a cubic and then to a hexagonal phase. A reproducible endothermic peak has been detected, which had not been reported earlier. A mechanism for the underlying process has been proposed.
